The deep-UV LED chip with the emission wavelength of 300n-350nm produced by Tonghe Electronics Co., Ltd., a subsidiary of DOWA, has reached a practical level, and sample supply has begun. When the input current is 20 mA, the optical output power of the light-emitting wavelength of 320 n to 350 nm can reach 1.4 mW. “Achieve the world's highest level of output power in this wavelength range” (Tonghe Holdings). This product is intended for a wide range of applications such as resin hardening, bonding, drying, medical, various analysis, photocatalyst, water purification and sterilization. The company said that the current deep-UV LED market is not yet mature, but by establishing a deep-UV LED supply system, the market size is expected to reach tens of billions of yen in the future.
The deep-UV LED chip introduced this time uses a nitride semiconductor and combines the high-quality AlN film-forming technology on the sapphire substrate owned by Tonghe Electronics, as well as the Palo Alto Research Center and the Institute of Physical Chemistry. The epitaxial growth technique is implemented.
It is scheduled that Tonghe Semiconductor Akita will be responsible for the trial production and mass production of deep ultraviolet LED chips. In the future, Tonghe Electronics will also consider developing deep-UV LED chips with higher output power and shorter wavelengths.
